H4O1T7
The H4O1T7 is a high-power, high-efficiency multi-stage Gallium Nitride (GaN) Doherty power amplifier module designed for macro 5G NR base-station deployments. It delivers 100 W of saturated RF output power across the 2.5–2.7 GHz n41 5G NR band with 20 dB gain and ±1 dB flatness.
The Doherty architecture achieves approximately 38% average power added efficiency at 8 dB output back-off, making it well-suited for high-PAPR 5G NR waveforms. It supports signal bandwidths up to 100 MHz and carrier aggregation configurations up to 2× 100 MHz, with outstanding linearity (ACPR ~ -30 dBc, EVM ~ 5%). The module features 50 Ω matched I/O with no external matching required and is housed in a thermally robust package for compact, low-cost PCB integration.
